摘要Tungsten (W) chemical-mechanical planarization (CMP) characteristics are studied systematically for the optimization of process throughput and integration. By the advance surface analysis of tungsten film and polishing pad, the influence and deviation of surface roughness of tungsten film during CMP upon different hardness of pads are investigated. From the result of experiment, this article attempts to address the key point of non-linear tungsten polishing performance, which is different from linear polishing phenomena of oxide film. In addition, the phenomena provides the hint to fulfill optimized procedure to improve the throughput and cost, that is, multiple steps and pads could be required to resolve the redundant process and promote the throughput. Finally, the marathon test would prove the stability and flexibility with the optimized process. There is over 25 % throughput improvement compared with vendor’s bestknown method. About 30% ~ 50% efficiency of extended pad life and cost of reduced slurry would be enhanced. Details of the developed and optimized theory are demonstrated and appeared to be reproducible on tungsten CMP.

摘要In this paper, the low-field dielectric behaviors of 0.7PbFe2/3W1/3O3–0.3PbTiO3 (0.7PFW–0.3PT) relaxor ferroelectrics sintered at various temperatures have been investigated. The X-ray diffraction detector, the diffusion phase transition model and the spin glass model are used to analyze the dielectric characteristics. According to our experimental results and the theoretical analysis, it is found that the structure is changed from cubic to tetragonal and the diffusion phase transition characteristics and the spin glass behavior is weakened as the sintering temperature increases. In conclusion, the normal ferroelectric characteristics are more obvious as the sintering temperature increases in this system.

摘要IrO2-coated titanium plate electrocatalysts prepared by a dip-coating method (IrO2/Ti) with different calcination temperatures are characterized by scanning electron microscope, X-ray diffraction and Xray photoelectron spectroscopy. The electrocatalytic behavior of the oxygen reduction reaction (ORR) is evaluated by cyclic voltammetry and galvanostatic electrolysis in 1 moldm?3 KOH solution. The effects of calcination temperature on the oxygen reduction pathway are examined. Galvanostatic electrolysis results showthat the reaction pathway on the IrO2/Ti electrode prepared at high calcination temperature is mainly a two-electron pathway producing H2O2. It is observed that higher calcination temperatures produce: a more uniform fault-free surface; reduced levels of Cl contamination (residual Cl presumably from incomplete IrCl3 decomposition during the coating process); higher levels of rutile character of the IrO2 layer; lower hydration levels. It is confirmed that ORR electrocatalytic behavior on highly hydrated IrO2 is better than on slightly hydrated IrO2.

摘要In this paper, zinc oxide ZnO thin films as an antireflective AR coating layer have been successfully fabricated on GaAs solar cells by the sol–gel method. ZnO films were prepared chemically by spin coating the gel with an aqueous solution of zinc acetate and ethanolamine. The current–voltage measurements of the solar cells confirmed the increase of the short-circuit current induced by the AR effect. The open-circuit voltage and fill factor were also improved by the surface passivation. As a result, the conversion efficiency of the cells without an AR coating 8.2% was significantly enhanced to 13.6%. The results indicate that the chemical deposition of ZnO was effective for the AR coating of GaAs solar cells. Additionally, we demonstrate that the cells coated with radiation resistant ZnO films exhibit less efficiency decay than the devices without such treatment. Under the maximum proton fluence of 1013 cm?2, the conversion efficiency decay was reduced to 69.8%, while the solar cells without ZnO films showed an efficiency decay of 83.1%.

摘要Transparent Ti-doped zinc oxide (TZO) thin films with high conductivity were fabricated using radio frequency (rf) magnetron sputtering on glass substrates. The material properties of the TZO films correlated with sputtering parameters were discussed. The TZO thin films with thickness of 258.5-nm-thick were used as anodes of organic light emitting diode devices and the devices exhibited lower turn-on voltage (3 V) and higher current efficiency than the commercial indium tin oxide (ITO) anodes. The TZO thin film may be a potential alternative to an ITO anode due to its low operating voltage, low price, and non-toxicity.

摘要The effects of lithium (Li) doping on the performance of solution-processed zinc oxide (ZnO) thin-film transistors (TFTs) grown using the sol–gel method are investigated. Li-doped ZnO films as channel layers are chemically prepared by spin coating the gel with an aqueous solution of zinc acetate dihydrate, Li nitrate, and ethanolamine. TFT devices fabricated with 2 at.% Li-doped films show a good field-effect mobility of 3.31 cm2/V · s, a subthreshold slope of 0.82 V/dec, and an ON–OFF current ratio of over 105. These TFT devices also show good thermal and electrical stability, which is mainly attributed to the compact surface morphology of the channel layer, small carrier concentration, and less oxygen deficiency, which reduces the interface electrical trapping at the gate insulator.

摘要(Bi0.5Na0.5)TiO3 (BNT) is an excellent candidate lead-free piezoelectric material system. This study prepares BNT ceramics using the hydrothermal method at 180 °C with an NaOH concentration of 12 M. The effect of potassium content on the crystal structure of the ceramics is studied. A single phase of [Bi0.5(Na1-xKx)0.5]TiO3 ceramics is obtained using the process applied to obtain BNT. The phase structure transformed from rhombohedral to tetragonal at x0.3, as evidenced by the disappearance of the cubic phase . The surface morphology of the materials is affected by K substitution.

摘要In this study, blue-violet organic light emitting diodes (BV-OLEDs, ITO/MoO3 (Y nm)/4,4-bis(9-carba-zolyl)-2,2-biphenyl (CBP) (X nm)/1,3,5-tris(N-phenylbenzimidazole-2-yl)benzene (TPBi) (100-X nm)/LiF (1 nm)/Al (100 nm)) were fabricated with the simple bilayer structure of CBP and TPBi, leading to a maximum luminance of 1280 cd/m2 when the thicknesses of the MoO3, CBP, and TPBi were 4, 35 and 65 nm, respectively. The blue-shift of the electroluminescence was observed from various viewing angles, and is attributed to the micro-cavity effects. Further, it was observed that the Commission Internationale de l’Eclairage (CIE) chromaticity coordinates of the devices changed from (0.19, 0.102; at 4 V) to (0.333, 0.366; at 11 V) due to the electroplex effect between the CBP and TPBi at high voltage. Subsequently, simple white OLEDs (WOLEDs) were fabricated by combining the proposed BV-OLEDs with the down color conversion layer (CCL). The down CCL of the 5 wt% 5,6,11,12-tetraphenylnaphthacene (Rubrene)-doped 4,4- bis(2,2-diphenylvinyl)-1,1-biphenyl (DPVBi) had the highest maximum luminance of 1240 cd/m2, with measured CIE chromaticity coordinates of (0.333, 0.351) in the WOLEDs.

摘要P2-Na2/3[Fe1/3Mn2/3]O2 (NFMO) crystal with a maximum capacity of ~150 mAh was synthesized by a solid-state annealing method and used as a cathode in a sodium ion battery. By combining focused-ion beam section scanning electron microscopy, ex-situ X-ray absorption spectroscopy, X-ray photoemission depth profiling, and in-operando neutron diffraction, we found that Na ion intercalation and extraction distort the local structure in NFMO crystal, resulting in irreversibility of the sodium ion battery (SIB). This reaction pathway is controlled by the transformation kinetics of the Fe sites from octahedral (Oh) to tetragonal (Td) in the charge and discharge processes. For a SIB operated at 2.0 to 3.8V, steady kinetics between the Na intercalation and chemical state evolution on the Fe sites enable the homogeneous restructuring in both local and global regimes in NFMO crystal. For a SIB operated at 2.0 to 4.5V, substantially higher kinetics in the Fe chemical state evolution induce a dramatic lattice expansion. This expansion cracks the interface between the P2 and Na intercalated regions, thereby causing substantial irreversibility of NFMO in a SIB.

摘要In the present work, the effects of sintering temperature are investigated for the lead-free (Na0.52K0.4425)(Nb0.8925Sb0.07)O3– 0.0375LiTaO3 ceramics. The phase structure transformations are identified via the XRD patterns and Rietveld refinement method. In addition, the electric properties are investigated through the empirical law, the Curie-Weiss law and the ferroelectric hysteresis loops. The best piezoelectric properties (Pr 41.96 μC/cm2,E c 7.77 kV/cm, d33 310 pC/N and kP 48%) were obtained atthe sintering temperature of 1130 ◦C. The response mechanisms suggest that a more polymorphic phase boundary, a more uniform grain, a higher density and fewer cation-oxygen vacancies can improve the electric properties.

摘要Strontium oxide (SrO) deposited onto a porous titanium (Ti)-based scaffold (P-Ti) is a promising and novel approach for high-throughput transesterification. Notably, a highly porous and calcinated scaffold provides a load-bearable support for a continuous process, while the calcinated SrO catalyst, as it is well distributed inside the porous matrix, can extend its surface contact area with the reactant. In this work, the formation of transesterification reaction with the conversion and productionofoliveoiltobiodieselinsidetheporousmatrixisparticularlyexamined. Theas-designed SrO-coated porous titanium (Ti)-based scaffold with 55% porosity was prepared via a hydrothermal procedure, followed by a dip coating method. Mechanical tests of samples were conducted by a nanoindentator, whereas the physical and chemical structures were identified by IR and Raman Spectroscopies. The results implied that SrO catalysts can be firmly deposited onto a load-bearable, highly porous matrix and play an effective role for the transesterification reaction with the oil mass. Itispromisingtobeemployedasaload-bearablesupportforacontinuoustransesterificationprocess, such as a process for batch or continuous biodiesel production, under an efficient heating source by a focused microwave system.
