摘要Fully transparent Indium (In) doped ZnO nanowire field-effect transistors were prepared on a patterned SiO2/ITO/SiO2/ITO/glass substrate by reactive evaporation. A crabwise In-doped ZnO nanowire is adopted in photodetectors, with a photocurrent to dark current contrast ratio of only 24.1. Crabwise In-doped ZnO nanowire field-effect transistors performed excellently with a mobility of 85.2cm2V–1s–1. The ability to tune n-type conduction and the understanding of the transport properties of crabwise In-doped ZnO nanowires together represent an important step toward the development of ZnO nanowire-based electronic and photoelectronic devices.

摘要Zinc-doped copper oxide (CuO:Zn) nanowires (NWs) with Cu and Zn layers were grown by thermal oxidation on a glass template in ambient air. The Zn content in the CuO NWs was approximated 9.9%. Field emitters using these CuO:Zn NWs were also fabricated on the glass substrate and compared with those using NWs composed of CuO alone. The threshold fields of the CuO:Zn NW and CuO NW field emitters can be significantly decreased from 8.3 to 4.1 V/mm, and the work function can also be reduced from 4.5 to 1.54 eV by introducing Zn atoms into the CuO NWs.

摘要This investigation reports the synthesis of high-density, single-crystal Al-doped SnO2 nanowires on sapphire substrate by vaporliquid-solid method. The length of and diameter of the SnO2:Al NWs is 7?8 μmand 50–300 nm, respectively. The Al is protected by the Au/Pd in the drop of catalyst, it avoids oxidation and continuously provide Al to the SnO nanowires. The Al-doped concentrations were approximately 2.62 atomic%. Al induces a change in SnO2 crystals from a tetragonal rutile to cubic structure.

摘要High-density vertical ZnO NWs were synthesized by vapor phase transport deposition without a metal catalyst or template. The work function, of ZnO nanawires was reduced to 3.7eV by exposure to UV. At a low vacuum of 10-3 Torr, the UV light improved the field emission performance and reduced the turn-on voltage such that they were better than those of normal field emission in a high vacuum. The depletion layer of NWs disappeared because surface O2– oxygen molecules were removed by exposure to UV light. The enhancement by UV remained even after the UV light had been turned off for 20 minutes.

摘要The authors report the growth of TiO2 nanowires by heating the Ti/glass template and the fabrication of a TiO2 nanowire metal–insulator–semiconductor (MIS) photodetector (PD). Compared with a TiO2 nanowire metal–semiconductor–metal PD, it was found that we could achieve a photocurrent29 times larger. It was also found that the dynamic response of the TiO2 nanowire MIS PD was stable and reproducible with anon/off current contrast ratio of around 180.With an incident light wavelength of 390 nm and an applied bias of 5 V, it was found that the measured responsivity of the PD was 2.46 × 10?3 A/W. Furthermore, the noise equivalent power and the detectivity of the fabricated TiO2 nanowire MIS PD were 7.49 × 10^?12 W and 8.86 × 10^11 cm ‧ Hz0.5 ‧ W?1, respectively.

摘要The well-aligned and vertical ZnO nanowires were grown on PET substrates by the hydrothermal method. The novel piezoelectric nanogenerator was fabricated from ZnO nanowires and a Pt/ZnO nanowires electrode on a flexible PET substrate. A sample was compressed and bent bending generating internal stress in the PET substrate, which output a current of approximately 5x10-10 A without a source of vibration. The sample with 2% bending was also measured with vibration at a low frequency, yielding a maximum piezoelectric current of about 2.5x10-7 A, which is a four times the current of a non-bending sample. These results demonstrate that a little bending of a flexible substrate improves piezoelectric performance.

摘要This study investigates the feasibility of synthesizing high-density transparent Ga2O3/SnO2:Ga core–shell nanowires on a sapphire substrate at 1000 _C by VLS. The doping Ga concentrations are 0.46, 1.07, 2.30 and 17.53 atomic%. The XRD spectrum and HR-TEM reveal Ga2O3 and SnO2 as having monoclinic and tetragonal rutile structures, respectively. Experimental results indicate that the XRD peak shift of SnO2 to a larger angle increases with the increasing amount of Ga doping. According to the CL spectrum, SnO2 and Ga2O3 peak at approximately 528–568 nm and 422–424 nm, respectively. The maximum quantum efficiency of Ga2O3/SnO2:Ga core–shell nanowires is around 0.362%. The UV light on–off current contrast ratio of Ga2O3/SnO2:Ga core–shell nanowires is around 1066.7 at a bias of 5 V. Moreover, the dynamic response of Ga2O3/SnO2:Ga core–shell nanowires has an on–off current contrast ratio of around 16. Furthermore, the Ga2O3 region functions similar to a capacitor and continues to accumulate SnO2:Ga excited electrons under UV light exposure.

摘要The authors present the fabrication of a TiO2 nanowire ultraviolet (UV) photodetector (PD) with Iridium Schottky contact electrodes. UV-to-visible rejection ratio of the sample is around 107 when biased at 5 V, and the fabricated PD is visible-blind with a sharp cutoff at 390 nm. With an incident light wavelength of 390 nm and an applied bias of 5 V, the measured responsivity of the PD is 9.73 × 10?4 A/W.

摘要High-density La-doped ZnO nanowires (NWs) were grown hydrothermally on flexible polyimide substrate. The length and diameter of the NWs were around 860 nm and 80–160 nm, respectively. All XRD peaks of the La-doped sample shift to a larger angle. The strong PL peak of the La-doped sample is 380 nm, which is close to the 3.3 eV ZnO bandgap. That PL dominated indicates that the La-doped sample has a great amount of oxygen vacancies. The lattice constants 0.514 nm of the ZnO:La NW were smaller when measured by HR-TEM. The EDX spectrum determined that the La-doped sample contains approximately 1.27 at % La. The La-doped sample was found to be p-type by Hall Effect measurement. The dark current of the p-ZnO:La NWs decreased with increased relative humidity (RH), while the photocurrent of the p-ZnO:La nanowires increased with increased RH. The higher RH environment was improved that UV response performance. Based on the highest 98% RH, the photocurrent/dark current ratio was around 47.73. The UV response of water drops on the p-ZnO:La NWs was around 2 orders compared to 40% RH. In a water environment, the photocurrent/dark current ratio of p-ZnO:La NWs was 212.1, which is the maximum UV response.

摘要High-density Al doped ZnO nanowires were synthesized on a polyimide substrate by hydrothermal synthesis. All synthesis and fabrication processes were lower than 100 °C. The PL intensity of Al doped ZnO nanowires is much stronger than ZnO nanowires. UV light reduced the field emission turn-on electric field of Al doped ZnO nanowires from 2.8 to 1.3 V μm?1. When the UV light had been off for 55 minutes, field emission performance was still better than measured in the dark.

摘要This investigation studies the feasibility of synthesizing high-density transparent p-type ZnO nanoparticles and n-type ZnO nanowires on a glass substrate at 650°C using the self-catalyzed vapor–liquid–solid method. The doping impurity is Sb, which reduces the concentration of electrons in n-type nanowires and increases the concentration of holes in p-type nanoparticles. XRD spectra clearly include a strong peak that is associated with the wurtzite structure and very weak peaks that are associated with Sb2O3. All XRD peaks of the ZnO sample shift by a small angle upon doping by Sb. The Hall effect indicates that ZnO nanowires and ZnO:Sb nanoparticles are n-type and p-type, respectively. The Sb atoms produce the Moire pattern and cause stacked faults to form nanoparticles as determined by HRTEM. The reaction between ethanol and ionic oxygen species yield electrons, which increase the conductivity of the n-type nanowires and reduce the conductivity of the p-type nanoparticles. The responses of p-type ZnO nanoparticles/n-type ZnO nanowires to gas are dominated by those of p-type sensors at 25°C and n-type sensors above 200°C.

摘要Ga2O3/In2O3 core-shell NWs have a structure in which quadrangular In2O3 nanoflakes surround Ga2O3 nanowires. The XRD peak of Ga2O3/In2O3 core-shell nanowires shifts to a higher angle as Ga3+ impurity, which has a smaller radius than In3+, is added. Photoluminescence observations reveal that In2O3 red emission was shifted to infrared by Ga doping. The low threshold electric field of Ga2O3/In2O3 core shell NWs is only 1.9V/μm, which is enhanced by the nanoscale quadrangular flake morphology.

摘要In the past decades, the doping of ZnO one-dimensional nanostructures have attained great attention due to the variety of morphologies, large surface-to-volume ratios, simple and low cost processing, and excellent physical properties for fabricating high performance electronics, magnetics and optoelectronics devices. This article mainly concentrated in the newest advances about the doping of ZnO one-dimensional nanostructures, including a brief overview of the vapor phase transport method and hydrothermal method, as well as the fabricated photodetector process. The dopant elements included B, Al, Ga, In, N, P, As, Sb, Ag, Cu, Ti, Na, K, Li, La, C, F, Cl, H, Mg, Mn, S and Sn. Then, the variety dopants act as acceptors or donors to realize either p-type or n-type physical property is discussed. Doping to alter optical properties is also considered. Lastly, some doping ZnO nanostructures perspectives and future research outlook have been summarized in this review article.

摘要The highly dense n-type ZnO nanowires/p-type ZnO:Sb nanoparticles growth on glass substrate. An EDX mapping demonstrates that Sb element is present in the nanostructures and the doping Sb concentration is 1.52 atomic %. The XRD spectrum reveals ZnO wurtzite and Sb2O3 cubic structures. Additionally, the PL spectrum of the ZnO:Sb sample includes strong peaks at approximately 390nm and 521nm. HRTEM images indicate that p-ZnO:Sb nanoparticles and n-ZnO nanowires are polycrystalline and single crystalline structures, respectively. The I-V curve reveals that the measured currents in the ZnO nanowires to ZnO:Sb nanostructures were increased by a factor of ~13 at 5V. The UV-to-visible rejection ratio of the ZnO:Sb sample was ~3.19 at 5V The maximum quantum efficiency of the ZnO:Sb sample was approximately 46.5% when the incident light was 390nm. Furthermore, the dynamic response of the ZnO:Sb sample UV photodetector was stable and reproducible. The measured current under UV light exceeded the dark current by around 11μA.

摘要Bilayer graphene was synthesized by chemical vapor deposition, for which the optical transmission is around 95~96%. XPS detected that a few oxygen molecules were absorbed on the surface of graphene. The Raman and optical transmission spectra verified that the graphene sample is bilayer. The responses of the bilayer graphene sample increased with increased relative humidity.

摘要Vertical p-ZnO:Cu/n-ZnO homojunction nanowires (NWs) and whole ZnO:Cu NWs were synthesized on a ZnO thin film/glass substrate by furnace at 600°C with 1700°C hotwire assistance. According to the ZnO:Cu NWs investigation, the EDX spectrum indicates that the Cu content is 3.01 atomic%. The XRD peaks of ZnO:Cu NWs shift towards larger angles with increasing amounts of doped Cu. The Cu dopant enhanced the PL green-band peak and decreased the conductivity of the NWs, as measured by I-V. The gas sensing measurement and Hall Effect verified that all ZnO:Cu NWs were p-type. In this study, TEM and EDX mapping images revealed that the majority of Cu element is located at the top of the p-ZnO:Cu/n-ZnO NW. The HR-TEM image of the p-ZnO:Cu region shows that the NWs are [0001] growth-oriented with lateral surfaces enclosed by planes. The I-V curve of p-ZnO:Cu/n-ZnO NWs displays the characteristics of normal rectifying diodes. The photocurrent under UV exposure was around 6 times higher than the dark current at the reverse bias of -5V.

摘要High density vertical Ti doped ZnO (ZnO:Ti) nanorods (NRs) were uniformly grown on ZnO/glass substrate at 600°C by a furnace system with Ti hotwire assistance. The doped Ti concentrations are 0.87% and 1.86 atomic%. The XRD and HRTEM images of ZnO:Ti NRs revealed a wurtzite structure oriented in the c-axis direction. The XRD peak of ZnO:Ti NRs was shifted to a smaller angle, which increases with increasing Ti. That photoluminescence dominated indicates that the Ti-doped sample has a great amount of oxygen vacancies. The UV band of the PL spectra was blue shifted and increased with increasing Ti. The TEM EDX mapping image reveals that the majority of Ti atoms are located at the top of the ZnO:Ti NRs. The conductivity of 1.87% for the Ti-containing samples was 23.9 times higher than the ZnO NRs. The ethanol gas responses of the ZnO:Ti NR sensor were around 27.5%, 66.7%, 117.1%, 183.5% 276.5% and 389.5% when the ethanol gas concentration was 10, 50, 100, 250, 500 and 1000 ppm, respectively. The ethanol gas responses of the ZnO:Ti NRs is higher than that of the ZnO NRs by around 5.1 times.

摘要TiO2 nanowires with rutile structures on an SiO2/Si substrate were grown by thermal evaporation. A field-emission property of the low turn-on field was reduced to 3.10 and 2.33 V/μm under UVA in 10 min and UVC in 25 min. The wavelength of UVC was higher than the TiO2 band-gap, so the electrons more easily tunneled to the vacuum level and generated excess heat that lowered the turn-on field emission from under UVA. The work function of samples that had been exposed to UVA for 10 min and UVC for 25 min, were reduced to 3.10 and 2.02 eV, respectively.

摘要A novel Cu through silicon via (TSV) fabrication process that does not require chemical mechanical polishing, temporary bonding, and de-bonding processes was developed. The Cu TSV has a square pattern with a side length of ~80 µm and a depth of ~280 μm. Uniform, high-density CuO/Cu2O composite nanowires (NWs) were grown on the Cu TSV using thermal oxidation. The field emission turn-on field and enhancement factor of the CuO/Cu2O composite NWs were 4.7 V/μm and ~2902, respectively.

摘要Chemical solutions consisting of NiO/ZnO p-n heterojunction nanowires (NWs) decorated with Pd nanoparticles on a glass substrate were used to fabricate an ultraviolet (UV)/visible photodetector. The photodetector was composed of ZnO hexagonal wurtzite and NiO cubic crystalline structures. A few NiO nanograins were found to epitaxially grow on the ZnO NW surface. The current-voltage curve for the photodetector exhibited rectification in the dark and under green and blue light-emitting diode (LED) illumination, whereas an approximately linear current-voltage curve was found under UV LED illumination. The Igreen/Idark, Iblue/Idark, and IUV/Idark ratios for the photodetector were 91.4, 403.2, and 1.25×10^5, respectively. Multilayer structures of the photodetector are sensitive towards the UV and visible bands.

摘要In this study, high density (∼38 μm^−2) ZnO nanotubes (NTs) were hydrothermally synthesized on Cu47.2Zr42.1Al6.7Ti4.0 metallic glass quantum dots (MGQD)/glass substrate. The MGQD acts as the buffer and seed layer to improve the optical and crystal line properties of the ZnO nanotubes. The photocurrent–to–dark current ratio ~2×10^4 of the ZnO NTs/MGQD is more than 28.1 times higher than ZnO NTs due to the Schottky junction and localized surface plasmon resonance effect of the MGQD. The photocurrent–to–dark current ratio of the ZnO NTs/MGQD junction was enhanced an additional 10-fold to ~2.0×105 by annealing treatment at 150ºC for 30 mins under ambient atmosphere. The annealing treatment also decreased the photoresponse and relaxation times.

摘要Chemical solutions were applied to synthesize Au-Pd alloy nanoparticles and ZnO/Cu2O core-shell nanowires on ITO/glass substrates by the photochemical, electrochemistry and hydrothermal methods. The Cu2O cubic structures and ZnO hexagonal wurtzite structures were verified as being polycrystalline and single crystalline, respectively, by XRD and HR-TEM. The p-Cu2O/n-ZnO NWs samples exhibit rectification properties that confirm the p-n heterojunction interface. The diameter range of the Au-Pd alloy nanoparticles is around 2~15 nm and the Au/Pd ratio is 27:28, according to HR-TEM and XPS. The p-Cu2O/n-ZnO core-shell nanowires feature higher UV photocatalytic degradation of methylene blue than do the ZnO nanowires. Deposited Au, Pd, Au-Pd alloy nanoparticles on the p-Cu2O/n-ZnO core-shell nanowires improved the photocatalytic degradation efficiency under UV and blue light. The Au-Pd alloy nanoparticles/p-Cu2O/n-ZnO core-shell nanowires offered the best photocatalytic properties under UV- and blue-LED illumination.

摘要We report on the improved electrochemical performance of a high-voltage LiNi0.5Mn1.5O4 (LNMO) cathode using surface-modified carbon blacks (CBs) as conductive agents. Facile modifications of CBs were achieved using thermal, urea-based hydrothermal, and acid oxidation treatments. The material properties of the modified CBs, LNMO-based electrode surface, and electrolyte compositions were investigated and correlated. Based on the distribution of the decomposition deposits on the surface of the electrode, it is confirmed that CB, rather than the LNMO active material, dominates the electrolyte decomposition site at a high voltage, owing to its relatively high surface area for the reaction. Additionally, compared with the pristine CB, the hydrothermally treated N-doped CB (HCB) improves the electrochemical performance of the LNMO cathode, although the thermally treated sample exhibits the most adverse influence, followed by the oxidized one. The LNMO/HCB cathode attains optimum capacity retention (approximately 95%) for 100 cycles (1 C) and a high rate capability (70%, 5 C/0.2 C), corresponding to a lowered resistance at the cathode–electrolyte interface. Furthermore, HCB with a limited specific surface area and increased defects, as well as additional pyrrolic-N and pyridinic-N groups, substantially reduces the decomposition deposits on the surface of the electrode and the decomposition products in the electrolyte. These phenomena account for the improved electrochemical performance of the LNMO/HCB cathode.

摘要Solar-blind ultraviolet (UV) photodetectors with an amorphous zinc−tin oxide (a-ZTO) sensing layer have been fabricated on alkali-free glass substrates by a sol-gel method and spin coating technique. The as-prepared a-ZTO semiconductor thin films are highly transparent (>88.5%) in the visible region and exhibit moderate electrical properties at room temperature. The effects of changes in the asymmetry ratio of the line-width of a pair of Al interdigitated electrodes on the photoelectrical characteristics of solution-processed a-ZTO metal−semiconductor−metal (MSM) UV photodetectors was investigated. These photodetector devices had good photosensing properties, and their current-voltage (I–V) characteristic exhibited obvious rectification behavior under UV light illumination when operated at bias voltages of -3 V–3 V. Experimental results showed that the responsivity and specific detectivity of the a-ZTO MSM photodetectors increased with increases in the asymmetry ratio of a pair of Al interdigital electrodes. The a-ZTO MSM UV photodetector operated at 3 V bias voltage had the best responsivity of 7.42 mA/W and the highest specific detectivity of 6.35 × 107 J when the asymmetry ratio of electrodes was 10:1.

摘要In this study, we developed a photodetector and humidity sensor based on zinc oxide nanowires (ZnO NWs) with CsPbBr3 perovskite quantum dots (PQDs). PQDs are ideally suited to semiconductor sensors due to their excellent optoelectronic properties, including the high carrier mobility, high absorption coefficient, and effective charge transfer at heterojunctions. The ZnO NWs were created via chemical bath deposition, and PQDs were created via a one-step injection method. I–V curves revealed that the current leakage of PQD/ZnO NWs was lower than that of ZnO NWs. PQD/ZnO NWs also generated a larger number of photogenerated carriers, which improved sensor responses, regardless of the illumination wavelength. Under UV illumination, the photocurrent of both structures decreased with an increase in relative humidity; however, under green light illumination, the photocurrent of PQD/ZnO NWs increased with humidity. This study also investigated the optical properties of the two structures as candidate sensor mechanisms.

摘要A YFeO3/CeO2 catalyst is developed using a sol-gel procedure to overcome the recombination of photogenerated electron–hole pairs, which limits its degradation efficiency. The YFeO3/CeO2 catalyst is characterized by two distinct orthorhombic YFeO3 and CeO2 phases, with the size of YFeO3 crystal smaller than that of its parent phase. YFeO3/CeO2 with a higher CeO2 content (YC-30) reveals not only a porous morphology and hydrophilicity, but also a reduced energy bandgap (1.74 eV) that is lower than that of either single YFeO3 (1.90 eV) or CeO2 (2.86 eV). In the photocatalysis assessment of the YC-30 electrode, a high photocurrent density of up to 156.3 μA cm−2 at 1.4 V (vs. Ag/AgCl) under simulated sun irradiation is achieved. Furthermore, the YC-30 electrode achieves a favorable photoelectrocatalytic efficiency of 75.2 % under visible light irradiation for Reactive Black 5 dye degradation, which is better than those of the YFeO3 (31.9 %) and CeO2 (46.9 %) electrodes. The improved degradation performance of the YC-30 catalyst can be attributed to its smaller crystallite size, porous structure, and a certain amount of YFeO3/CeO2 heterojunction, which is conducive to the separation of electron–hole pairs owing to electron diffusion driven by the difference in electron density between YFeO3 and CeO2.

摘要This study developed p-type nitrogen-doped zinc oxide nanorods (NZO NRs) using a chemical bath deposition and deep cryogenic treatment. These NRs were employed to create the device structure of metal-oxide-metal (MSM) and p-n junction for a volatile organic compound gas sensor. Deep cryogenic treatment is the process of immersing ZnO NRs in liquid nitrogen to achieve NZO NRs. SEM results show that the morphology of NZO changes from hexagonal to nib shapes. XRD and TEM results demonstrate that the peak of (002) shifts, and lattice dislocation was observed in NZO specimen. XPS and EDS analysis proved that the N atoms were successfully doped into ZnO. Optical analysis showed the lower band gap and a broader absorption region of NZO NRs. The doping mechanism of NZO is deduced as polar molecules distributed on the high-surface area of ZnO NRs, with iron playing a catalytic role. The MSM structure of the p-type NZO gas sensor, exhibiting high response, lifetime and selectivity, was verified at room temperature. The gas sensor with a p-n junction structure exhibits a faster response time to ethanol.
